This study is successfully conducting the IC dam-bar trimming experiments. The tool materials of SKH9 and ASP-60 are used to perform the dam-bar cutting process of the phosphor bronze material (C5191). The burrs width of leads on the trimming edges, and shearing qualities of the shearing surface are inspected as the characteristics in the evaluation of experimental results. Furthermore, the prediction model of burrs width on the trimming edges of the leads is established. Three prediction methods establishing with least squares method, exponential smoothing method, and grey prediction method, are presented. The grey prediction mode obtains the best prediction accuracy.
